By use of the accelerated ageing setup, 9mm emission InP lasers from Alpes Lasers and 11 mm emission GaAs lasers from TU Vienna have been tested for ageing behaviour at 130°C over several weeks.
Monitor data at constant driver voltage as well as voltage-current and power-current characteristics have been measured at intervals of 1.5 and 2.2 hours at 20 and 30°C, respectively. These data indicate life-times (> 80 % of initial power) at 130°C of up to 200 hours for the InP lasers and of more than 350 hours for the GaAs lasers, which leads to expected life-times of up to 44 years at 20°C for the InP lasers and 85 years for the GaAs lasers, supposing single failure type with activation energy of 0.7eV. The InP items were mounted by Alpes Lasers, the GaAs items by TU Vienna on standard submounts provided by Alpes Lasers.
